Title: Vertical-cavity surface-emitting diode laser (VCSEL) with two different oxide apertures.
The problem the inventor(s) wanted to solve: Enhance mode selectivity in large-size oxide-confined VCSELs, strong enough to enable higher output stable single-fundamental-mode operation over a wide range changes of the ambient temperature.
Description. Oxide apertures in VCSELs are located typically on both sides of the active region in anti-node positions of the optical standing wave, acting as both optical and electrical apertures. For an efficient radial optical confinement mechanism, it is enough to place only one oxide aperture in the anti-node position (optical aperture) and the second one may be shifted even to the node position, where it is working as the electrical aperture only.

Presentation: The new VCSEL structure consists of larger upper oxide aperture (assumed to be equal to active region diameter) located in the anti-node position of the radiation standing wave  and the smaller one located below the active region in the node position.
Fields of application: optoelectronics
Advantages: As a result, mode selectivity mechanism is considerably enhanced and the device thermal properties are essentially improved. VCSELs of the proposed design enable single-fundamental-mode operation achieved at much higher output power and/or at much higher temperatures.
